Executive Summary The Defense and Aerospace electronics industry is aggressively moving to smaller and smaller devices. These miniaturized packages are more highly functioning and generate more heat. As a result thermal management has become more of a challenge for designers. Typical approaches such as thermal greases and phase-change materials in pad formats may provide adequate thermal management capability, however, they are not process friendly solutions and do not adequately address today’s through-put requirements.
