10 Wave-optical engineering A new electron beam lithography system Leica EBPG5000plusES will be installed June-July, 2006. The system allows high speed electron beam patterning at 150mm x 150 mm maximum. Overall positioning accuracy is 30 - 60 nm depending on beam energy and main field size. Positioning within 400 um field size is 15 nm. Smallest patterned linewidth at electron beam resist is 10 nm. The system takes into account the proximity effects, which will improve patterning accuracy in cases where complex patterns with variable sizes and areas are patterned together.

11 Wave-optical engineering New reactive ion etching systems Plasmalab 100 and Plasmalab 80plus allowing fabrication of complex diffractive optical structures, such as deep structures at fused silica, waveguides, sub-micron scale patterns for metal masking technology, and multilevel diffractive patterns on fused silica for diffraction and light wavefront modulation. Holographic lithography system allowing efficient fabrication of 100 mm large scale linear gratings and grid-like patterns down to linewidth of 200 nm.
