Gluing, measuring and shearing Heated plate curing Is the process feasible? Tests with 130nm hybrids Measure resulting glue thickness Determine the shear strength of the glue bond Hybrid panel (+35C)Panel vacuum jig Metal block Heating element Insulating sheet of glass 1WP3_Birmingham; 6 Mar2014; John Wilson

Adjustment of placement jig Mini heating element ASIC Placement Jig Aluminium tooling plate Assembly Dowels Feeler gauge Feeler gauges, placed between the jig and plate: gauge thickness = glue thickness + ASIC thickness + height of hybrid from panel. ( 80μm + 310μm + - 50μm ) = 340μm 2WP3_Birmingham; 6 Mar2014; John Wilson

Adjustment of placement jig (contd) Placement Jig is then put back onto the plate, and the touch-down pins are adjusted until they touch the plate surface Adjustment tricky: visual – difficult with current setup....... need practice. First tests Aluminium Tooling PlateASIC placement Jig 3WP3_Birmingham; 6 Mar2014; John Wilson

Measurements of 1 st glued 130nm hybrid The average glue height achieved was 111 µm, ~30µm higher than required The heights shown are an average of 4 measurements. Looking more closely at the data it appears that all of the ASIC’s are on the slant. The side closest to the edge of the hybrid all have a height ~340µm (the desired height). The side nearer the middle of the hybrid are higher This could be due to the adjustment process, and when adjusting the touchdown pins the Jig not being perfectly flat.

Problem: points on ASIC near hybrid edge : good points near hybrid middle: BAD μmμm ASIC

Resulting glue patterns WP3_Birmingham; 6 Mar 2014; John Wilson6 Dots larger; thickness=80μm. Dots smaller; thickness = 130μm

WP3_Birmingham; 6 Mar 2014; John Wilson7 Dage 4000 installed and working bond pull strengths: sample bonds → (9.3 ± 0.2) g

Dage 4000 : shear tests Shear testing cartridge has been exercised → 20kg to remove glued ASIC but causes havoc/damage to hybrid Need to support the hybrid firmly during the shear test – see below. (Fraunhofer in Berlin screws through hybrid to support plate; can test only every second ASIC). 8WP3_Birmingham; 6 Mar2014; John Wilson Clamp Shear tool
